Analysis of Modulation Response of a 450 nm True Blue Semiconductor Laser by Varying Differential Gain

In this work the analysis of modulation response of a 450 nm InGaN based multi-quantum well (MQW) true blue semiconductor laser have been presented. The internal designing of 450 nm blue laser has been done before. but the desired wavelength of 450 nm was obtained by adjusting the exact concentration of In0.211Ga0.789N/Al0.07Ga0.93N in this work. The effects on modulation response by varying the differential gain have been observed. Also, the performance parameters (D-factors, K-factor, and damping factor) for modulation response are presented here. For the desired wavelength of 450 nm, injection current of 93 mA, threshold current of 9.3 mA and differential gain of 1 × 10−16 cm2 A maximum resonance frequency of 8.8134 GHz and cut off frequency 11.6 GHz are obtained. The performance of the laser is also analyzed by varying the differential gain 4 × a0−16 cm2. For this, maximum resonance frequency is obtained 17.627 GHz and corresponding cut off frequency is 24.2 GHz which effects the performance of the designed laser for applications in telecommunications, information technology, medical diagnostics and micro projectors displays. This work has been done for the use of MATLAB. All the analysis of modulation response, modification of the designs, comparisons and performance analysis were projected in this work by using MATLAB. All the simulations, optimization, calculation have been done in room temperature of 300 K.
